By Product, Plasma-enhanced atomic layer deposition (PEALD) method use trimethylaluminum (TMA) precursors and O2 gas mixed with N2 gas, was approved as a promising method in favour of rising Al2O3 thin films with enhanced electrical properties related to the conventional ALD. PEALD contributes higher expansion rate of 0.18 nm/cycle than ALD does of 0.11 nm/cycle at 100°C.
